Need research samples of n-type GaAs crystals with a free carrier concentration in the 2E15 to 2E16 per cm3 range, well below that of commercially available samples. Also need to vary the boron concentration.

Hi Steven,
I would ask a company like IQE, AXT or Freiberger to see whether they can grow epi layers which such low carrier concentration. From the top of my head background carrier concentration of GaAs epi layers is in the order of 1E15/cm3. If these companies, who have an enormous expertise, can't deliver these epi-layers I guess it will become pretty difficult.
