I would like to synthesize a transition metal doped TiO2 via solgel method. Hence, I would like to know which metal salt precursor to choose among Chloride, Nitrate, and Sulphate. A clear explanation with any reference will be appreciated.

In my understanding regarding the transition metal salt precursors, it makes no difference whether to use the chloride, nitrate or sulfate salts as long as they are soluble in the respective solvent. In fact, I found two very interesting relevant references describing the synthesis of transition metal-doped titanium dioxide via the sol-gel method. In one of them the metal nitrate is used, and in the other the metal sulfate. Thus I think that you are more or less free to choose among the three types of salts.
