Unfortunately pmoptics, universitywafer and semiwafer do not carry n-type doped ZnO, only intrinsic ZnO!

Did you go after every single company you can find in Internet for n-type?

What do you mean by intrinsic? Even if nominally undoped, ZnO single crystals are typically n-type. For example, 0.003 wt-% of Al (n-type dopant) means about 5e18 cm-3.

Typical free carrier (electron) concentrations in nominally undoped ZnO single crystals are im the 1e17 cm-3 range.

"The native doping of the semiconductor (due to oxygen vacancies or zinc interstitials) is n-type... Most ZnO has n-type character, even in the absence of intentional doping. Nonstoichiometry is typically the origin of n-type character, but the subject remains controversial. An alternative explanation has been proposed, based on theoretical calculations, that unintentional substitutional hydrogen impurities are responsible."
