We had used solvothermal method to synthesize copper oxide NPs using copper chloride precursor, but chlorine couldn't be removed entirely from the product (evident from EDX analyses result). Large amounts of water and ethanol have been used to wash the product after preparation and to no avail.

Chloride is an excellent ligand to Cu. Thus, there is only one way to obtain Cl-free CuO samples. Avoid any halide in the precursor! Washing will not help to remove coordinated Cl on the CoO surface.
Not removable. Have seen the same with chloride precursors of precious metal catalysts. Preparation without halide precursors, as indicated above, is the only route. You can try heating in a H2 atmosphere to reduce the Cl- content somewhat - this may also reduce the CuO to Cu....
Washing cannot solve the problem. you may use some precipitation method to form salt. However it may interfer in the aggregation of NPs.
It is possible to flow a stream of pure oxygen through the heated sample with safety precautions. The chlorine is depleted in the sample and removed as an oxide in the flowing stream even when the equilibrium is unfavorable.
