I worked on this issue in the past to extract the spice model parameters of the transistors from the measured characteristics of the transistors. Data sheets also contain measured characteristics of the transistors.

There is also software called prespice associated with intusoft ICAPS to calculate the spice model parameters of the transistors from distinguished points in the data sheets of the transistors. We used it and found that it gives satisfactory accurate results. I think other Spice software such as p-spice has also a program like the prespice: http://www.intusoft.com/lit/spicemod.pdf
