I am not really an expert of this kind of TCAD simulations, however from my experience with GST I can suggest to code your own thermal model for PCM/GST in an external module and link it with the feature link-a-black-box that any TCAD simulator usually has.

For a thermal model you can make reference to the work from Eric Pop's group: F. Xiong et al, Science, 322, 568-570 (2011) and the related supplementary material.

Thanks Enrico, for your valuable suggestion. Actually i have done this already, but with thermal conductivity model which is in built with atlas, using C-interpreter (which is SILVACO TCAD tool to give your own model).  But unfortunately, that also didn't work.

Now, I'll try some other thermal conductivity model as you mentioned. can you send me paper which you mentioned? and yes, Again Thank You.
