I am already aware that the band diagram of heterojunctions can be calculated using equilibrium electrostatics. But how can I calculate and draw the band diagram of devices such as HEMTs?

I suggest you have a look at the nextnano software developped by Stefan Birner (http://www.nextnano.com/)

It can solve 1 D problems like heterojunctions based on Schrödinger and Poisson equations. I believe it can now solve also 2d and 3d problems.

It used to be free, but I am not sure it is still the case.
