Perhaps you can follow an example from silvaco website (https://www.silvaco.com/examples/tcad/section40/example13/index.html). Here, they did show how to simulate a nanowire. But the structure is drawn in 2D. Nonetheless, the models can still be used in 3D structure.

If you just want to simulate a  simple IV-graph, then there's no need to include the quantum effect. Just a simple definition in the MODEL statement will do (i.e.:- models Boltzmann print).

You should refer the ATLAS user manual chapter 14 to get detail about quantum simulation models. Also, i think u should apply NEGF approach to simulate 3D nanowire structure. Several works reported on nanowire structure follow this approach. You also search for examples in the Silvaco ATLAS for your ready reference.

There are examples on Silvano website and also you may refer Silvano ATLAS manual for models, contacts and setting of doping profiles for different materials used for device simulation. You should know what type device you want to simulate and boundary conditions you want to use.
