What is the best method and/or geometrical design to obtain a Schottky contact on top surface of 200 nm thick layer grown onto ohmic metal (500 nm) ?

we are loosing the Schottky I-V characteristics from the thin film/metal interfaces. But the the impedance spectra reads Schottky behavior correctly. could this be due to geometry? or high...
