In a powder that's not possible. You would need the SiC in atomized form (i.e.in gas) or in stable colloidal suspension to have all the individual particles < 100 nm.
Look at the specific surface area and see if you can get SiC's with SSA's > 60m2/cm3. For example:

You will get claims like this. Treat them with a pinch of sodium chloride:

Such materials are characterized by TEM (and thus must be < 100 nm!)

You've posted the exact same link as I have above. The "< 100 nm" of this product is by TEM and therefore it's a self-fulfilling prophesy. What you get is a collection of sub- and post-micron aggregates....
Yes. I would suggest to go for synthesis in làboratory where one can fine tune the particle size.
