I am building a HF inverter for wireless power transfer system, the dc voltage range is 200:400 volt and the current range is 20:40 A with switching frequency range 50:200 kHz. Anyone pleas can tell me the best choice for the power switch that I can used and the driver circuit?
i think that you can use Mikrotik Router Board with an appropriate antenna

Thank you for your answers, but actually I am asking about the power inverter which is used to convert the dc power into HF ac in wireless power transfer systems, not wireless communications.
I am also involved in such application.
Normally you will arrange your design in order to have a drive frequency close to the resonance of the antenna, a little slower in order to have no switching losses.
In this case Power MOSFET (not RF type) are suitable for your application. A lot are available.
In my application I use SiC MOSFET because of the reuse of an already existing inverter.

The SiC component used is a specific power module you will not be able to source, but it use MOSFET dies of CREE than you can find in C2M0025120D for example, for which you can easily find a dealer on octopart.com. The price is high in comparison to a conventional MOSFET, but perhaps it is not an issue if you have only a small number of inverters to produce.
The driver used is a Siliconix Si823x in the 4.0A output current version.
