Each nano material could have different properties based on size, dimensions, average particle size distribution, or even the synthesis technique and used material impurity grad. Therefore, you can just do focus in a specific material. Moreover, you mentioned FET, which could presented in different structure through the using of conductor, insulator and semiconductor. The nano material could be one of those or all of them, which makes the question blow your mind... Define your needs at first.

The most used parameters to study and investigate the performance of FETs (Organic FETs, SOI MOSFETs, Carbon Nanotube FETs...) are the channel length of nano-transistor and the Electron mobility.
