I know that a charging curve of a dielectric capacitor when a sqaure pulse is applied follows the exponential curve with time constant = R_ext*C.
However, I wonder how the charging curve looks like when the serial resistor is connected to MOSCAP which has a nonlinear capacitance of semiconductor.
Is there any modelling or book on this circuit (R-MOSCAP or R-MOSFET)?

In order to determine the charging and discharging waveforms of MOS capacitor through a series resistance you can use the SPICE simulator where you build a circuit from series resistance and the MOS capacitor with the an applied pulse generator. By applying rectangular pulses one can see the charging and discharging waveform. One can instead use a fixed value capacitor with a value Cox for example and see the difference.
In SPICE circuit analysis the MOS capacitor is substituted by its equivalent circuit model which is a fixed capacitor Cox and voltage dependent capacitor, the semicondcutor capacitor Csc.
