How to improve the quality of the sputtered Si3N4 film to get a pure insulating Si3N4 layer?

I am trying to develop a sputtered Si3N4 process from pure Si3N4 target. But unfortunately 50 nm sputtered Si3N4 film is showing conducting nature.
