During ws2 growth via cvd I have noticed black round spots on the si(100) substrate. please suggest me reason behind this?

I am using 20 mg of WO3, 800 mg of Sulphur, 925 oc growth temp, 280 oc S temp, and a 20 sccm gas flow rate.
