I hope to get max temperature in CMOS FET for Shur' balistic overdamped ?

I know that by transistor design in III-V we can get good amplitude and small noise at 200 C.  What can be done the same way for CMOS FET to work above 50 C 125 C Thanks, Prof. Sobolewski and rest?
